Influence of defects on the electrical and optical characteristics of blue light-emitting diodes based on III-V nitrides

The electrical and optical characteristics of Nichia's blue and blue-green LEDs. Analysis of junction voltage data indicated that radiative recombination takes place via deep levels in the gap. Additionally, it appears that nonradiative centers are saturated at very low currents.
